- Standardized Diameter: All microvia blind holes will utilize a standardized finished diameter of 4 mil (0.10mm). This drastically improves laser drill consistency, registration accuracy, and overall yield.
- Staggered Design, No Cross-Step Holes: Blind vias will only connect adjacent layers (e.g., L1-L2, L2-L3, L3-L4). Cross-step blind holes (connecting non-adjacent layers like L1-L3) are completely eliminated. This simplifies fabrication sequences, removes complex plating challenges, and enhances reliability.
- Sequential Depth Control: Laser drilling parameters will be carefully tuned for each specific depth (e.g., L1-L2 drill recipe vs. L2-L3 recipe) but only into the directly adjacent dielectric layer. This ensures clean hole walls and reliable plating.
- Staggered Landing Pads: Landing pads on the target layer will be designed with sufficient annular ring to accommodate positional tolerance, but pads for deeper layers will be placed strategically to avoid imposing unrealistic density requirements or creating "tear-drop" effects on inner layers. This improves fabrication margin.
